This session focuses on advancing heterogeneous integration through "Memory-Centric Innovation,” exploring how advanced packaging is evolving from component integration toward delivering system-level value. Memory is evolving from a supporting component into a strategic system element that drives differentiation and overall system value. Topics include the roles of NOR/NAND for code storage, DRAM/CUBE for working memory, and Secure Memory for trusted boot and system security, as well as how optimized memory hierarchy can reduce system overhead and power consumption, highlighting emerging requirements driven by AI, edge computing, and high-performance computing. Through the perspective of ecosystem collaboration, the talk will summarize key trends in heterogeneous integration, emphasizing future breakthroughs from technology convergence.
